Scaramanga and Mr. Big are up there as well just because Chris Lee and Yaphet Kotto are awesome actors. I love Kotto as Giardello in Homicide:LOTS.

Goldfinger is # 1, just because of the line "No Mr. Bond, I expect you to die!". Next to him might be Blofeld, just because the cat and the wheelchair are so iconic. The beginning of For Your Eyes Only, when Bond dumps him down the smokestack might be the best "intro" scene of any of the Bond movies.
